Modified three-junction model for gate turn off thyristor simulation with SPICE
Abstract:
A model useful for simulating the behavior of a GTO thyristor in SPICE is presented. The model uses the traditional three junction approximation to represent the internal GTO structure, modified to account for the gate controlled turnoff. The model accurately simulates GTO characteristics (controlled gate turn-on and off, VAK and IAK during on and off times, turn-off tail, etc). The model was tested by simulating the operation of an inverter circuit and comparing the simulation results with measurements taken in the laboratory from an actual circuit. Since there were no significant differences between the two data sets, it was concluded that the model was validated and could be used to accurately simulate the behavior of these power circuits.
